• The Peltier-induced growth kinetics of liquid phase epitaxial GaAs has been analysed. It proves that taking into consideration diffusion of arsenic ions as well as their electromigration and electrotransport in the melt the relation between the layer thickness and time and electric current density can be explained, and an agreement within ±20% between the theoretical dependences and those measured can be achieved.
