A 64K-bit EEPROM is designed and taped out in a 0.35μm 40V BCD Embedded EEPROM automotive electronic process of Advanced Semiconductor Manufacturing Co., Ltd(ASMC). Low power is achieved by optimizing sense amplifier(SA), high-voltage generator and other read-out circuit. By using dynamic charge transfer switches, a high performance 3V-to-14V charge pump is designed. In read action, the power consumption of the 64 Kbits EEPROM is 0.7mA. A variety of operating modes are designed to reduce operating time and power consumption. The EEPROM can work steadily in a broad range of temperature and voltage, It is suitable for auto-motive applications.
