This paper presents a fully integrated 27-38 GHz power amplifier (PA) with novel harmonic terminations based output matching network for 5G-NR and Ka-band applications. Current mode combiner has been used to increase effective power output. The current mode combiner based output matching network provides capacitive terminations to both second and third harmonic impedance for better efficiency. The proposed design extends the PA design space in terms of harmonic terminations for waveform engineering. The PA achieves 19.1 dB of small signal gain at 28 GHz, a peak power output of 14.9 dBm at 28 GHz with peak power added efficiency (PAE) of 24.9%. The PA provides 20.5% PAE at 31 GHz and 10% at 38 GHz while Psat is 12.4 dBm at 38 GHz.
